\/>\u64b0\u6587\uff5c<\/strong>\u65b9\u7a0b\u6bc5<\/p>\n<p>\u7576\u6211\u5011\u6524\u958b\u5143\u7d20\u9031\u671f\u8868\u627e\u5c0b\u534a\u5c0e\u9ad4\u6642\uff0c\u7576\u7136\u6703\u5148\u9396\u5b9a\u56db\u65cf\u7684\u77fd(Si)\u8ddf\u937a(Ge)\uff1b\u5176\u4ed6\u7528\u5316\u5408\u7269\u5f62\u6210\u7684\u534a\u5c0e\u9ad4\u6750\u6599\u90fd\u5fc5\u9808\u8981\u5f62\u6210\u56db\u500b\u50f9\u96fb\u5b50\u7684\u5316\u5408\u7269\uff0c\u56e0\u6b64\u4e09\u4e94\u65cf\u5316\u5408\u7269\u5c31\u662f\u7531\u4e09\u65cf\u7684\u92c1(Al)\u3001\u93b5(Ga)\u3001\u92a6(In)\u53ca\u4e94\u65cf\u7684\u6c2e(N)\u3001\u78f7(P)\u3001\u7837(As)\u3001\u92bb(Sb)\u7b49\u7b49\u7d44\u6210\u3002\u7531\u65bc\u662f\u5316\u5408\u7269\uff0c\u6240\u4ee5\u7d44\u6210\u65b9\u5f0f\u975e\u5e38\u591a\u7a2e\uff0c\u6709\u4e8c\u5143\u7684 GaN\u3001GaAs\u3001InP\uff1b\u4e09\u5143\u7684 InGaAs\u3001InGaP\uff1b\u751a\u81f3\u56db\u5143\u7684 InAlGaAs \u6216 InGaAsP \u7b49\u7b49\u3002<\/p>\n<p><span style=\"color: #008080;\"><strong>\u25cf\u6709\u77fd\u5c31\u597d\u4e86\uff0c\u8981\u4e09\u4e94\u65cf\u5e79\u561b\uff1f<\/strong><\/span><\/p>\n<p>\u65e2\u7136\u77fd\u5de5\u696d\u5982\u6b64\u5f37\u5927\uff0c\u6750\u6599\u53c8\u4fbf\u5b9c\uff0c\u5230\u5e95\u5f62\u5f62\u8272\u8272\u7684\u4e09\u4e94\u65cf\u6750\u6599\u6709\u4ec0\u9ebc\u512a\u52e2\uff1f<!--more--><\/p>\n<p>\u90a3\u5c31\u662f\u5149\u5b78\u7279\u6027\uff01<\/p>\n<p>\u4ee5\u5149\u96fb\u5143\u4ef6\uff0c\u4f8b\u5982\u96f7\u5c04\u3001LED \u6216\u5149\u5075\u6e2c\u5668\u4f86\u8aaa\uff0c\u6703\u9700\u8981\u6750\u6599\u672c\u8eab\u7684\u7279\u6027\u80fd\u5920\u5c0d\u61c9\u5230\u5de5\u4f5c\u6240\u9700\u6ce2\u9577\uff0c\u4f46\u77fd\u662f\u4e00\u500b\u55ae\u4e00\u6750\u6599\uff0c\u80fd\u77fd(Band gap)\u56fa\u5b9a\uff0c\u56e0\u6b64\u5728\u5149\u5b78\u90e8\u5206\u7684\u61c9\u7528\u4e0a\u4f86\u8aaa\u76f8\u5c0d\u53d7\u9650\u3002<\/p>\n<p>\u53e6\u4e00\u9805\u66f4\u91cd\u8981\u7684\u56e0\u7d20\u662f\u300c\u77fd\u7684\u767c\u5149\u7279\u6027\u975e\u5e38\u5dee\u300d\u3002\u4efb\u4f55\u9700\u8981\u767c\u5149\u7684\u5149\u96fb\u5143\u4ef6(\u96f7\u5c04\u6216LED)\u90fd\u6c92\u6709\u77fd\u7684\u4efd\u3002(\u56e0\u70ba\u77fd\u662f\u9593\u63a5\u80fd\u9699(Indirect bandgap)\uff1b\u800c\u5927\u90e8\u5206\u7684\u4e09\u4e94\u65cf\u5316\u5408\u7269\u70ba\u76f4\u63a5\u80fd\u9699(direct bandgap))[\u8a3b1]<\/p>\n<p><span style=\"color: #008080;\"><strong>\u25cf\u70ba\u4ec0\u9ebc\u4e09\u4e94\u65cf\u8981\u9019\u9ebc\u591a\u7a2e\uff1f<\/strong><\/span><\/p>\n<p>\u56e0\u70ba\u8981\u767c\u51fa(\u6216\u5438\u6536)\u4e0d\u540c\u6ce2\u9577\u7684\u5149\u3002\u4e00\u500b\u6750\u6599\u767c\u5149\u7684\u6ce2\u9577(\u4e5f\u5c31\u662f\u984f\u8272)\u53d6\u6c7a\u65bc\u5176\u80fd\u9699\u7684\u5927\u5c0f\u3002\u4e09\u4e94\u65cf\u5316\u5408\u7269\u7684\u80fd\u9699\u5404\u6709\u4e0d\u540c\uff0c\u56e0\u6b64\u53ef\u4ee5\u505a\u51fa\u5404\u7a2e\u6ce2\u6bb5\u7684\u5143\u4ef6\u3002<\/p>\n<p>\u4e0b\u8868\u70ba\u5e7e\u500b\u5e38\u898b\u4e8c\u5143\u4e09\u4e94\u65cf\u5316\u5408\u7269\u7684\u80fd\u9699\u53ca\u5176\u5c0d\u61c9\u767c\u5149\u6ce2\u9577(\u53ef\u898b\u5149\u9577\u7d04\u70ba 400nm \u81f3 700nm)\uff0c\u4f8b\u5982\uff1aGaN \u662f\u4f5c\u70ba\u7d2b\u5916\u5149\u6216\u7d2b\u5149 LED \u7684\u6750\u6599\uff1bGaAs \u53ef\u4ee5\u4f5c\u70ba\u7d05\u5916\u7dda LED\u3002<\/p>\n<p>&nbsp;<\/p>\n<p><img decoding=\"async\" class=\"aligncenter size-full wp-image-28540\" src=\"http:\/\/case.ntu.edu.tw\/blog\/wp-content\/uploads\/2017\/07\/07102.png\" alt=\"\" #008080;\"><strong>\u25cf\u5169\u500b\u5143\u7d20\u5c31\u597d\u4e86\uff0c\u8981\u4e09\u5143\u56db\u5143\u5e79\u561b\uff1f<\/strong><\/span><\/p>\n<p>\u5f9e\u4e0a\u8868\u53ef\u4ee5\u770b\u5230\uff0c\u96d6\u7136\u4e8c\u5143\u4e09\u4e94\u65cf\u53ef\u4ee5\u6db5\u84cb\u4e0d\u540c\u6ce2\u9577\uff0c\u4f46\u6750\u6599\u672c\u8eab\u7684\u80fd\u9699\u9084\u662f\u56fa\u5b9a\u7684\u3002\u5982\u679c\u80fd\u8b93\u4e0d\u540c\u7684\u4e8c\u5143\u4e09\u4e94\u65cf\u5316\u5408\u7269\u6df7\u642d\uff0c\u5c31\u53ef\u4ee5\u505a\u51fa\u5404\u7a2e\u4e0d\u540c\u80fd\u9699\u7684\u6750\u6599\uff0c\u9054\u5230\u6211\u5011\u60f3\u8981\u7684\u767c\u5149\u6ce2\u9577\u3002<\/p>\n<p>\u5148\u7c21\u55ae\u770b\u4e00\u500b\u4e09\u5143\u5316\u5408\u7269\u7684\u4f8b\u5b50\uff1aInGaAs\u3002InGaAs\u662f\u7d05\u5916\u5149\u96f7\u5c04\u53ca\u5075\u6e2c\u5668\u7684\u4e3b\u8981\u6750\u6599\uff0c\u5176\u6b63\u78ba\u5316\u5b78\u7d44\u6210\u61c9\u8a72\u662f In<sub>x<\/sub>Ga<sub>1-x<\/sub>As\uff0c\u9019\u5c31\u50cf\u662f\u62ff GaAs \u8ddf InAs \u4ee5\u4e0d\u540c\u6bd4\u4f8b\u9032\u884c\u6df7\u5408\uff0c\u5176\u80fd\u9699\u6703\u4ecb\u65bc 1.424eV \u5230 0.354eV \u4e4b\u9593\uff0c\u6700\u5e38\u898b\u7684\u662f In<sub>0.53<\/sub>Ga <sub>0.47<\/sub>As\uff0c\u5176\u80fd\u9699\u70ba 0.75eV\uff0c\u767c\u5149\u6ce2\u6bb5\u7d04\u70ba 1653nm\u3002<\/p>\n<p>\u4e09\u5143\u4e0d\u6eff\u8db3\uff0c\u9084\u53ef\u4ee5\u56db\u5143\uff0c\u4f8b\u5982 InGaAsP\uff0c\u5176\u7d44\u6210\u70ba In<sub>x<\/sub>Ga<sub>1-x<\/sub>As<sub>y<\/sub>P<sub>1-y<\/sub>\uff0c\u767c\u5149\u6ce2\u9577\u53ef\u4ee5\u5f9e 1200nm \u5230 1650nm \u5de6\u53f3\u3002<\/p>\n<p><span style=\"color: #008080;\"><strong>\u25cf\u770b\u8d77\u4f86\u4e09\u5143\u5c31\u53ef\u4ee5\u8abf\u6ce2\u9577\u4e86\uff0c\u7528\u5230\u7b2c\u56db\u5143\u53c8\u662f\u70ba\u4ec0\u9ebc\uff1f<\/strong><\/span><\/p>\n<p>\u9019\u5c31\u8981\u8ac7\u5230\u6750\u6599\u6210\u9577\u6642\u5be6\u969b\u4e0a\u9762\u5c0d\u7684\u88fd\u7a0b\u554f\u984c\u3002\u9019\u4e9b\u4e09\u5143\u56db\u5143\u5316\u5408\u7269\u96d6\u7136\u8b8a\u5316\u5f88\u591a\uff0c\u4f46\u4e0d\u662f\u96a8\u4fbf\u751f\u51fa\u4f86\u7684\uff0c\u5fc5\u9808\u8981\u8ddf\u5c0d\u61c9\u7684\u6676\u5713\u914d\u5408\u3002<\/p>\n<p>\u6211\u5011\u719f\u6089\u7684\u77fd\u6676\u5713\uff0c\u662f\u4e00\u6574\u7247\u77fd\uff0c\u5728\u4e0a\u9762\u9032\u884c\u8755\u523b\u6216\u934d\u819c\u7b49\u7b49\u534a\u5c0e\u9ad4\u88fd\u7a0b\uff0c\u4e3b\u9ad4\u90fd\u9084\u662f\u77fd\u3002\u4f46\u4e09\u4e94\u65cf\u5c31\u6bd4\u8f03\u8907\u96dc\uff0c\u901a\u5e38\u4e09\u5143\u6216\u56db\u5143\u5316\u5408\u7269\u672c\u8eab\u4e0d\u6703\u662f\u4e00\u7247\u6676\u5713\uff0c\u800c\u662f\u5c07\u9019\u4e9b\u6750\u6599\u6210\u9577[\u8a3b2]\u5728\u4e8c\u5143\u5316\u5408\u7269\u6216\u5176\u4ed6\u6676\u5713\u4e0a\u3002<\/p>\n<p>\u8209\u500b\u4f8b\u5b50\uff1aIn<sub>x<\/sub>Ga<sub>1-x<\/sub>As\u3002\u6211\u5011\u4e0d\u6703\u770b\u5230\u4e00\u6574\u7247 In<sub>x<\/sub>Ga<sub>1-x<\/sub>As \u7684\u6676\u5713\uff0c\u800c\u662f\u6703\u62ff\u4e00\u7247InP\u6676\u5713\uff0c\u518d\u5c07 In<sub>x<\/sub>Ga<sub>1-x<\/sub>As \u6210\u9577\u5728 InP \u6676\u5713\u4e0a\u3002\u4f46\u5728 InP \u6676\u5713\u4e0a\u7684 In<sub>x<\/sub>Ga<sub>1-x<\/sub>As \u4e0d\u80fd\u96a8\u4fbf\u9577\uff0c\u5fc5\u9808\u8981\u8003\u616e\u4e0d\u540c\u5316\u5408\u7269\u7684\u6676\u683c\u5e38\u6578(lattice constant)\u3002\u6676\u683c\u5e38\u6578\u7c21\u55ae\u4f86\u8aaa\u5c31\u662f\u539f\u5b50\u8ddf\u539f\u5b50\u4e4b\u9593\u7684\u9593\u8ddd\uff0c\u7576\u6211\u5011\u60f3\u8981\u5c07 A \u5316\u5408\u7269\u9577\u5728 B \u5316\u5408\u7269\u7684\u6676\u5713\u4e0a\u6642\uff0c\u6703\u5e0c\u671bA\u53caB\u7684\u539f\u5b50\u9593\u8ddd\u8d8a\u63a5\u8fd1\u8d8a\u597d\uff0c\u56e0\u70ba\u5316\u5408\u7269\u4e4b\u9593\u8981\u4e00\u500b\u5c0d\u4e00\u500b\uff0c\u5426\u5247\u63a5\u8fd1 AB \u63a5\u9762\u7684 A \u6750\u6599\u6676\u683c\u5e38\u6578\u5c31\u6703\u88ab\u5f37\u8feb\u8b8a\u6210B\u7684\u6676\u683c\u5e38\u6578\u3002<\/p>\n<p>\u5047\u8a2d B \u7684\u6676\u683c\u5e38\u6578\u70ba 6 \u00c5\uff0c\u6211\u5011\u6703\u5e0c\u671bA\u5316\u5408\u7269\u672c\u8eab\u7684\u6676\u683c\u5e38\u6578\u8d8a\u63a5\u8fd1 6 \u00c5 \u8d8a\u597d\u3002\u5982\u679cA\u5316\u5408\u7269\u7684\u6676\u683c\u5e38\u6578\u5c0f\u65bc 6 \u00c5\uff0c\u7576\u628a A \u5f37\u884c\u9577\u5728 B \u4e0a\u9762\uff0c\u63a5\u9762\u8655 A \u7684\u7d44\u6210\u539f\u5b50\u8981\u88ab\u5f37\u8feb\u62c9\u626f\u81f3 6 \u00c5\uff0c\u76f8\u7576\u65bc\u9019\u5c64\u6750\u6599\u53d7\u5230\u4e86\u62c9\u61c9\u529b\uff0c\u88e1\u9762\u7684\u7f3a\u9677\u5c31\u6703\u8b8a\u591a\uff1b\u53cd\u4e4bA\u5316\u5408\u7269\u7684\u6676\u683c\u5e38\u6578\u5927\u65bc 6 \u00c5\uff0c\u9577\u5728 B \u4e0a\u6642 A \u5c31\u53d7\u5230\u58d3\u61c9\u529b\u3002<\/p>\n<p>\u6240\u4ee5\u56de\u982d\u770b\u770b In<sub>x<\/sub>Ga<sub>1-x<\/sub>As\uff0c\u7576\u88ab\u6210\u9577\u5728 InP \u6676\u5713\u4e0a\u6642\uff0c\u6211\u5011\u4e26\u6c92\u6709\u8abf\u6574 x \u7684\u81ea\u7531[\u8a3b3]\uff0c\u56e0\u70ba\u53ea\u6709 In<sub>0.53<\/sub>Ga <sub>0.47<\/sub>As \u7684\u6676\u683c\u5e38\u6578\u80fd\u5920\u8ddf InP \u5339\u914d\uff0c\u5b78\u8853\u4e0a\u7a31\u4e4b\u70ba lattice match\u3002<\/p>\n<p>\u65e2\u7136\u6676\u683c\u5e38\u6578\u6703\u7522\u751f\u4e00\u500b\u9650\u5236\u5f0f\uff0c\u5c31\u5fc5\u9808\u8981\u6709\u5169\u500b\u8b8a\u6578\u624d\u80fd\u540c\u6642\u5339\u914d\u6676\u683c\u5e38\u6578\u53ca\u8abf\u6574\u80fd\u9699\u5927\u5c0f\u3002\u6240\u4ee5\u56db\u5143\u5316\u5408\u7269\u5c31\u51fa\u73fe\u4e86\u3002\u4f8b\u5982\uff1aIn<sub>x<\/sub>Ga<sub>1-x<\/sub>As<sub>y<\/sub>P<sub>1-y<\/sub>\u3002\u5de5\u7a0b\u5e2b\u5c31\u80fd\u7528 x \u8ddf y \u540c\u6642\u5339\u914d\u6676\u683c\u5e38\u6578\u8ddf\u8abf\u6574\u80fd\u9699\u3002<\/p>\n<p><span style=\"color: #008080;\"><strong>\u25cf\u73fe\u5728\u53ef\u4ee5\u4f86\u770b\u5716\u4e86<\/strong><\/span><\/p>\n<p>\u4e0b\u5716\u70ba\u4e09\u4e94\u65cf\u6750\u6599\u5927\u96dc\u71f4\uff0c\u7e31\u8ef8\u70ba\u5316\u5408\u7269\u5011\u5c0d\u61c9\u7684\u80fd\u9699\uff0c\u6a6b\u8ef8\u70ba\u6676\u683c\u5e38\u6578(lattice parameter\u8ddflattice constant\u662f\u4e00\u6a23\u7684)\u3002\u62ff In<sub>x<\/sub>Ga<sub>1-x<\/sub>As \u4f86\u770b\uff0c\u5148\u9396\u5b9a InAs\u53caGaAs\uff0c\u9023\u63a5\u5169\u5316\u5408\u7269\u7684\u66f2\u7dda\u5373\u70ba In<sub>x<\/sub>Ga<sub>1-x<\/sub>As\uff0c\u7dda\u4e0a\u6bcf\u4e00\u8655\u90fd\u5c0d\u61c9\u4e0d\u540c\u7684x\u3002\u7576\u6211\u5011\u60f3\u8981\u8b93 In<sub>x<\/sub>Ga<sub>1-x<\/sub>As \u8ddf InP \u7684\u6676\u683c\u5e38\u6578\u5339\u914d\u6642\uff0c\u4fbf\u8981\u5f9e InP \u62c9\u4e00\u689d\u76f4\u7dda\u5411\u4e0b\uff0c\u8207 In<sub>x<\/sub>Ga<sub>1-x<\/sub>As \u4ea4\u6703\u8655\u5373\u70ba In<sub>0.53<\/sub>Ga <sub>0.47<\/sub>As\uff0cIn<sub>0.53<\/sub>Ga <sub>0.47<\/sub>As \u7684\u80fd\u9699\u4e5f\u5c31\u88ab\u6c7a\u5b9a\u4e86\u3002\u81f3\u65bc In<sub>x<\/sub>Ga<sub>1-x<\/sub>As<sub>y<\/sub>P<sub>1-y\u00a0<\/sub>\u7684\u8a2d\u8a08\u904e\u65bc\u8907\u96dc\uff0c\u9019\u88e1\u5c31\u4e0d\u518d\u591a\u8aaa\u3002<\/p>\n<p>\u5f9e\u5716\u53ef\u4ee5\u770b\u5230\uff0c\u4e09\u4e94\u65cf\u5316\u5408\u7269\u8b8a\u5316\u5f88\u5927\uff0c\u56e0\u61c9\u4e0d\u540c\u7684\u6676\u5713\u53ca\u767c\u5149\u6ce2\u9577\uff0c\u5de5\u7a0b\u5e2b\u5fc5\u9808\u9032\u884c\u5316\u5408\u7269\u7d44\u6210\u7684\u8a08\u7b97\u518d\u505a\u88fd\u7a0b\u3002\u96d6\u7136\u76f8\u7576\u8907\u96dc\uff0c\u4f46\u539f\u7406\u5927\u81f4\u4e0a\u5373\u662f\u5982\u6b64\u3002\u6293\u4f4f\u6676\u683c\u5e38\u6578\u8ddf\u80fd\u9699\u5169\u500b\u89c0\u5ff5\u5c31\u4e0d\u6703\u8ff7\u5931\u5728\u773c\u82b1\u64a9\u4e82\u7684\u5316\u5408\u7269\u88e1\u4e86\u3002<\/p>\n<figure
