#008080;\"><strong>\u25cf\u6f0f\u96fb\u6d41\u548c\u9c2d\u72c0\u96fb\u6676\u9ad4(FinFET)<\/strong><\/span><\/p>\n<p>\u4e00\u500b\u512a\u79c0\u7684\u96fb\u6676\u9ad4\uff0c\u4e0d\u540c\u72c0\u614b\u4e4b\u9593\u7684\u96fb\u6d41\u5dee\u7570\u8981\u8d8a\u5927\u8d8a\u597d\uff0c\u6211\u5011\u624d\u80fd\u6e05\u695a\u7684\u5340\u5206\u958b\u555f\u548c\u95dc\u9589\u3002\u4f46\u96a8\u8457\u96fb\u6676\u9ad4\u7684\u5c3a\u5bf8\u8d8a\u4f86\u8d8a\u5c0f\uff0c\u958b\u548c\u95dc\u7684\u72c0\u614b\u8d8a\u4f86\u8d8a\u96e3\u5206\u8fa8\u3002\u5176\u4e2d\u4e00\u500b\u539f\u56e0\u662f\u91cf\u5b50\u6548\u61c9\u7684\u4f5c\u795f\uff1a\u5728\u95dc\u9589\u72c0\u614b\u4e2d\uff0c\u82e5\u96fb\u6676\u9ad4\u5169\u7aef\u4e4b\u9593\u5c4f\u853d\u7684\u5c3a\u5bf8\u8d8a\u4f86\u8d8a\u7a84\uff0c\u96fb\u5b50\u6709\u8d8a\u5927\u7684\u6a5f\u6703\u56e0\u70ba\u7a7f\u96a7\u6548\u61c9\u8d8a\u904e\u5c4f\u853d\u3002\u56e0\u6b64\uff0c\u672c\u61c9\u95dc\u9589\u7684\u96fb\u6676\u9ad4\u6709\u6f0f\u96fb\u6d41\uff0c\u7121\u6cd5\u6709\u6548\u95dc\u9589\u3002<!--more--><\/p>\n<p>\u9019\u500b\u554f\u9ad4\u6709\u4e00\u500b\u7c21\u55ae\u7684\u89e3\u6cd5\uff1a\u5982\u679c\u4e00\u500b\u9598\u6975\u7121\u6cd5\u597d\u597d\u95dc\u9589\u96fb\u6676\u9ad4\uff0c\u4f60\u6709\u8a66\u904e\u5169\u500b\u55ce\uff1f\u5982\u5716\u4e00\u53f3\u6240\u793a\uff0c\u96fb\u5b50\u901a\u9053\u7684\u4e0a\u9762\u3001\u524d\u9762\u548c\u5f8c\u9762\u90fd\u5206\u5225\u88ab\u9598\u6975\u7262\u7262\u5730\u5305\u4f4f\uff0c\u7d66\u96fb\u6676\u9ad4\u4e00\u500b\u6eff\u6eff\u7684\u5927\u9598\u6975\u3002\u9019\u500b\u7d50\u69cb\u53eb\u505a\u591a\u9598\u6975\u7d50\u69cb (Multigate Structure)\uff0c\u6216\u56e0\u70ba\u9577\u5f97\u50cf\u51f8\u51fa\u4f86\u7684\u9b5a\u9c2d\u800c\u53c8\u88ab\u7a31\u70ba\u300c\u9c2d\u72c0\u96fb\u6676\u9ad4(FinFET)\u300d\u3002\u4f7f\u7528\u9019\u7a2e\u6982\u5ff5\uff0c\u6211\u5011\u80fd\u78ba\u4fdd\u5728\u6301\u7e8c\u7e2e\u5c0f\u5c3a\u5ea6\u6642\uff0c\u96fb\u6676\u9ad4\u4ecd\u7136\u80fd\u6709\u6548\u5730\u958b\u555f\u548c\u95dc\u9589\u3002\u9019\u500b\u6280\u8853\u81f3\u4eca\u4ecd\u88ab\u534a\u5c0e\u9ad4\u5927\u5ee0\uff0c\u4f8b\u5982\uff1a\u53f0\u7a4d\u96fb\u3001Samsung\u3001Intel\u7b49\u516c\u53f8\u8996\u70ba\u95dc\u9375\u6280\u8853\u3002<\/p>\n<figure #008080;\"><strong>\u25cf\u6563\u71b1\u554f\u984c\u548c\u4e8c\u7dad\u6750\u6599<\/strong><\/span><\/p>\n<p>\u5118\u7ba1\u6211\u5011\u80fd\u89e3\u6c7a\u6f0f\u96fb\u6d41\u7684\u554f\u984c\uff0c\u4f46\u4ecd\u6709\u5176\u4ed6\u9ebb\u7169\uff1a\u6563\u71b1\u554f\u984c\u3002\u96a8\u8457\u5c3a\u5ea6\u7e2e\u5c0f\uff0c\u96fb\u6676\u9ad4\u5728\u8d8a\u5c0f\u7684\u7a7a\u9593\u5167\u9032\u884c\u8d8a\u591a\u7684\u904b\u7b97\u3002Intel\u516c\u53f8\u66fe\u8aaa\u904e\uff0c\u82e5\u55ae\u7d14\u6bd4\u8f03\u80fd\u91cf\u5bc6\u5ea6\uff0c\u96fb\u8166\u6676\u7247\u5df2\u7d93\u9060\u9060\u8d85\u8d8a\u6838\u80fd\u53cd\u61c9\u7210\u4e86\u3002\u4e5f\u5c31\u662f\u8aaa\uff0c\u96fb\u8166\u5728\u904b\u4f5c\u6642\uff0c\u6e90\u6e90\u4e0d\u7d55\u7684\u71b1\u91cf\u5f9eCPU\u7ac4\u51fa\u3002\u56e0\u6b64\u4e00\u500b\u826f\u597d\u7684\u6676\u7247\uff0c\u5fc5\u9808\u642d\u914d\u826f\u597d\u7684\u6563\u71b1\u6280\u8853\u624d\u80fd\u767c\u63ee\u529f\u7528\u3002\u4f46\u662f\u6563\u71b1\u6548\u7387\u6709\u7269\u7406\u4e0a\u7684\u6975\u9650\uff0c\u7121\u6cd5\u96a8\u8457\u529f\u8017\u7684\u589e\u52a0\u800c\u7121\u9650\u91cf\u589e\u5f37\u3002<\/p>\n<p>\u79d1\u5b78\u5bb6\u5c0b\u627e\u88e1\u8a31\u591a\u89e3\u6cd5\uff0c\u5176\u4e2d\u4e00\u7a2e\u662f\u4f7f\u7528\u4e8c\u7dad\u6750\u6599\u3002\u6700\u5ee3\u70ba\u4eba\u77e5\u7684\u4e8c\u7dad\u6750\u6599\u6b63\u662f\u300c\u77f3\u58a8\u70ef(Graphene)\u300d\uff0c\u5b83\u8207\u751f\u4ff1\u4f86\u5c31\u6709\u6bd4\u8f03\u5c0f\u7684\u9ad4\u7a4d\uff0c\u4e26\u4e14\u6709\u975e\u5e38\u9ad8\u7684\u96fb\u5b50\u50b3\u8f38\u6548\u7387\uff0c\u82e5\u505a\u6210\u96fb\u6676\u9ad4\uff0c\u61c9\u8a72\u80fd\u5920\u5927\u5e45\u6e1b\u5c11\u5ee2\u71b1\u548c\u6563\u71b1\u554f\u984c\u3002\u7136\u800c\u77f3\u58a8\u70ef\u4e0d\u5177\u5099\u6709\u534a\u5c0e\u9ad4\u6700\u91cd\u8981\u7684\u7279\u6027\u2500\u2500\u80fd\u9699 (\u5716\u4e8c\u5de6)\uff0c\u56e0\u6b64\u5728\u8af8\u591a\u61c9\u7528\u4e2d\u53d7\u9650\u3002\u5176\u4ed6\u985e\u4f3c\u77f3\u58a8\u70ef\u7684\u6750\u6599\u88ab\u5ee3\u70ba\u7814\u7a76\uff0c\u5176\u4e2d\uff0c\u4e8c\u786b\u5316\u94bc(MoS<sub>2<\/sub>)\u662f\u7576\u4eca\u7684\u4e3b\u6d41\u3002\u5b83\u540c\u5c6c\u65bc\u4e8c\u7dad\u6750\u6599\uff0c\u96fb\u5b50\u6027\u8cea\u548c\u77f3\u58a8\u70ef\u985e\u4f3c\uff0c\u4f46\u662f\u5b83\u5177\u6709\u80fd\u9699\u3002\u5728\u8a31\u591a\u7814\u7a76\u4e2d\uff0c\u79d1\u5b78\u5bb6\u8b49\u660e\uff0c\u4e8c\u786b\u5316\u94bc\u548c\u5176\u985e\u4f3c\u7684\u6750\u6599\u5728\u8a31\u591a\u65b9\u9762\u8868\u73fe\u80fd\u8d85\u8d8a\u50b3\u7d71\u7684\u534a\u5c0e\u9ad4\u3002<\/p>\n<figure (Chemical Vapor Deposition, CVD)\u300d\u3002\u5728\u9019\u500b\u88fd\u7a0b\u4e2d\uff0c\u5fc5\u9808\u5c07\u6750\u6599\u52a0\u5230\u975e\u5e38\u9ad8\u6eab(\u651d\u6c0f500\u5ea6\u751a\u81f31000\u5ea6\u4ee5\u4e0a)\u3002\u5728\u9019\u500b\u6eab\u5ea6\uff0c\u5df2\u7d93\u767c\u5c55\u975e\u5e38\u6210\u719f\u7684\u77fd\u534a\u5c0e\u9ad4\u79d1\u6280\u5b8c\u5168\u4e0d\u9069\u7528\u4e86\u3002<\/p>\n<p>\u8fd1\u65e5\uff0c\u6fb3\u6d32\u79d1\u5b78\u5bb6\u767c\u660e\u4e00\u7a2e\u80fd\u4f4e\u6eab\u88fd\u5099\u4e8c\u7dad\u534a\u5c0e\u9ad4\u7684\u65b9\u6cd5\uff0c\u904e\u7a0b\u76f4\u89c0\u537b\u80fd\u88fd\u9020\u55ae\u5c64\u6676\u683c\u539a\u7684\u6750\u6599\u3002\u9019\u500b\u6750\u6599\u662f\u786b\u5316\u93b5(GaS)\uff0c\u5176\u88fd\u6210\u6709\u5169\u500b\u91cd\u9ede\uff1a\u5982\u4f55\u7c21\u55ae\u5730\u9650\u5236\u5b83\u5728\u4e8c\u7dad\u548c\u5982\u4f55\u5c07\u88fd\u6210\u7dad\u6301\u5728\u4f4e\u6eab\u3002\u9996\u5148\uff0c\u79d1\u5b78\u5bb6\u5728\u77fd\u57fa\u677f\u9577\u4e0a\u4e00\u5c64\u6c27\u5316\u819c\uff0c\u4e26\u5c07\u93b5\u91d1\u5c6c\u92ea\u4e0a\u53bb\u3002\u7531\u65bc\u93b5\u91d1\u5c6c\u7684\u7194\u9ede\u975e\u5e38\u4f4e(\u651d\u6c0f29.7\u5ea6)\uff0c\u5728\u63a5\u8fd1\u5ba4\u6eab\u7684\u72c0\u614b\u4e0b\u5c31\u80fd\u5229\u7528\u5b83\u7684\u6d41\u52d5\u6027\u5c07\u5b83\u5e73\u6574\u5730\u92ea\u5728\u4e8c\u6c27\u5316\u77fd\u57fa\u677f\u4e0a(\u5716\u4e09\u5de6)\u3002\u6b64\u6642\uff0c\u6700\u9760\u8fd1\u8868\u9762\u6c27\u5316\u5c64\u7684\u93b5\u91d1\u5c6c\u6703\u7522\u751f\u9375\u7d50\u3002\u82e5\u628a\u6db2\u614b\u93b5\u522e\u6389\uff0c\u53ea\u6709\u4e00\u5c64\u93b5\u91d1\u5c6c\u6703\u88ab\u5438\u9644\u5728\u8868\u9762\u4e0a\uff0c\u50c5\u50c5\u5177\u6709\u4e00\u5c64\u6676\u683c\u7684\u539a\u5ea6(\u5716\u4e09\u4e2d)\u3002\u6700\u5f8c\u95dc\u9375\u4e00\u6b65\uff0c\u82e5\u8981\u5728\u5145\u6eff\u786b\u6c23\u7684\u74b0\u5883\u4e2d\u76f4\u63a5\u628a\u6c27\u5316\u93b5(GaO)\u8b8a\u6210\u786b\u5316\u93b5)\uff0c\u5fc5\u9808\u52a0\u71b1\u5230\u9ad8\u9054\u651d\u6c0f900\u5ea6\u4ee5\u4e0a\u3002\u79d1\u5b78\u5bb6\u60f3\u5230\u4e86\u4e00\u500b\u5de7\u601d\uff1a\u5148\u628a\u6c27\u5316\u93b5\u5728\u6c2f\u6c23\u4e2d\u8b8a\u6210\u6c2f\u5316\u93b5\uff0c\u50c5\u9700\u52a0\u71b1\u5230300\u5ea6\uff0c\u518d\u4ee545\u5ea6\u7684\u4f4e\u6eab\u900f\u904e\u786b\u6c23\u5c07\u6c2f\u5316\u93b5\u8f49\u63db\u70ba\u786b\u5316\u93b5(\u5716\u4e09\u53f3)\u3002\u6574\u500b\u88fd\u7a0b\u6700\u9ad8\u6eab\u5ea6\u50c5\u6709300\u5ea6\uff0c\u548c\u73fe\u6709\u7684\u77fd\u534a\u5c0e\u9ad4\u79d1\u6280\u76f8\u5bb9\u3002<\/p>\n<figure
