(DC-Si)\u3002<\/p>\n<p>\u539f\u5b50\u7684\u6392\u5217\u65b9\u5f0f\u6703\u5f71\u97ff\u534a\u5c0e\u9ad4\u80fd\u9699(bandgap)\uff0c\u80fd\u9699\u53ef\u4ee5\u8aaa\u662f\u534a\u5c0e\u9ad4\u6700\u91cd\u8981\u7684\u6027\u8cea\uff0c\u5176\u5927\u5c0f\u6c7a\u5b9a\u6750\u6599\u5438\u6536\u5149\u5b50\u8207\u767c\u5149\u7684\u884c\u70ba\u3002\u4f8b\u5982\uff0c\u7576\u5149\u5b50\u80fd\u91cf\u5927\u65bc\u80fd\u9699(\u5149\u6ce2\u9577\u77ed\u65bc\u80fd\u9699)\u6642\uff0c\u8a72\u5149\u5b50\u5c31\u6709\u53ef\u80fd\u88ab\u6750\u6599\u5438\u6536\u3002\u947d\u77f3\u7d50\u69cb\u7684\u77fd\u80fd\u9699\u70ba1.12eV\uff0c\u63db\u7b97\u6210\u5149\u6ce2\u9577\u5927\u7d04\u70ba1107nm\u3002\u53ef\u898b\u5149\u6ce2\u9577\u7d04\u5728400-700nm\uff0c\u56e0\u6b64\u592a\u967d\u5149\u53ef\u4ee5\u88ab\u77fd\u5438\u6536\u8f49\u63db\u6210\u96fb\uff0c\u4f5c\u70ba\u592a\u967d\u80fd\u96fb\u6c60\u4e4b\u7528\u3002\u80fd\u9699\u70ba1.12eV\u4e5f\u540c\u6642\u662f\u77fd\u53ef\u4ee5\u88ab\u7528\u65bc\u5149\u5b78\u6676\u7247\u7684\u539f\u56e0\uff0c\u4e00\u822c\u5149\u901a\u8a0a\u4f7f\u7528\u7684\u5149\u6ce2\u9577\u70ba1550nm\uff0c\u5149\u5b50\u80fd\u91cf\u5c0f\u65bc\u77fd\u7684\u80fd\u9699\uff0c\u56e0\u6b64\u4e0d\u6703\u88ab\u5438\u6536\uff0c\u53ef\u4ee5\u5728\u77fd\u505a\u6210\u7684\u5149\u6ce2\u5c0e\u5167\u884c\u8d70\u3002<!--more--><\/p>\n<p>\u947d\u77f3\u7d50\u69cb\u77fd\u7684\u53e6\u4e00\u500b\u7279\u9ede\u662f\u975e\u76f4\u63a5\u80fd\u9699(Indirect bandgap)\u3002\u975e\u76f4\u63a5\u80fd\u9699\u5f71\u97ff\u77fd\u7684\u767c\u5149\u884c\u70ba\u3002\u767c\u5149\u7684\u57fa\u672c\u6a5f\u5236\u70ba\u96fb\u5b50\u5f9e\u9ad8\u80fd\u968e\u6389\u5230\u4f4e\u80fd\u968e\uff0c\u767c\u51fa\u5149\u5b50\u7684\u80fd\u91cf\u7b49\u540c\u65bc\u80fd\u968e\u5dee\u8ddd\uff0c\u4f46\u9019\u500b\u884c\u70ba\u5fc5\u9808\u8981\u76f4\u63a5\u80fd\u9699(Direct Bandgap)\u7684\u6750\u6599\u624d\u6703\u767c\u751f\u3002\u56e0\u6b64\u96d6\u7136\u77fd\u7684\u80fd\u968e\u70ba1.12eV\uff0c\u537b\u7121\u6cd5\u767c\u51fa\u6ce2\u95771107nm\u7684\u5149\uff0c\u9019\u540c\u6642\u4e5f\u662f\u5149\u5b78\u6676\u7247\u9700\u8981\u4f7f\u7528\u4e09\u4e94\u65cf\u6750\u6599\u4f86\u767c\u5149\u7684\u539f\u56e0\u3002<\/p>\n<p>\u4f46\u662f\uff0c\u4ee5\u4e0a\u90fd\u662f\u77fd\u539f\u5b50\u4ee5\u947d\u77f3\u7d50\u69cb\u7d44\u6210\u624d\u6709\u7684\u884c\u70ba\u3002\u82e5\u662f\u77fd\u539f\u5b50\u7684\u6392\u5217\u65b9\u5f0f\u4e0d\u540c\uff0c\u5176\u6027\u8cea\u4fbf\u5927\u4e0d\u76f8\u540c\u3002\u7f8e\u570b\u5361\u5167\u57fa\u79d1\u5b78\u7814\u7a76\u6240(Carnegie Institution for Science) Timothy Strobel\u6559\u6388\u5be6\u9a57\u5ba4\u6700\u8fd1\u5c0d\u53e6\u4e00\u7a2e\u6392\u5217\u65b9\u5f0f\u7684Si-III (\u6216\u540d BC8-Si)\u9032\u884c\u7814\u7a76\uff0c\u767c\u73fe\u80fd\u9699\u53ea\u670930 meV\uff0c\u4e14\u70ba\u4e00\u76f4\u63a5\u80fd\u9699\u7684\u6750\u6599\uff0c\u7814\u7a76\u7d50\u679c\u767c\u8868\u65bc\u300aPhysical Review Letters\u300b\u3002<\/p>\n<p>BC8-Si\u65e9\u57281963\u5e74\u5373\u88ab\u767c\u73fe\u3002\u88fd\u5099\u65b9\u5f0f\u662f\u5c07\u77fd\u52a0\u58d3\u4e26\u4e14\u5728\u67d0\u7a2e\u7279\u5b9a\u901f\u5ea6\u4e0b\u6e1b\u58d3\uff0c\u8b93\u539f\u5b50\u91cd\u65b0\u6392\u5217\uff0c\u81f3\u65bc\u70ba\u4ec0\u9ebc\u53ebBC8-Si\u5247\u662f\u8ddf\u6750\u6599\u7684\u6676\u9ad4\u7d50\u69cb\u6709\u95dc\uff0c\u672c\u6587\u5c07\u4e0d\u6df1\u5165\u63a2\u8a0e\u3002<\/p>\n<p>\u904e\u5f80\u7814\u7a76\u6307\u51faBC8-Si\u5177\u5099\u91d1\u5c6c\u7684\u6027\u8cea\uff0c\u6c92\u6709\u80fd\u9699\uff0c\u96fb\u5b50\u80fd\u5728\u6750\u6599\u4e2d\u81ea\u7531\u79fb\u52d5\uff0c\u4f46Strobel\u6559\u6388\u5c0dBC8-Si\u505a\u4e86\u5b8c\u6574\u7684\u6027\u8cea\u91cf\u6e2c\uff0c\u4e26\u9032\u884c\u7406\u8ad6\u8a08\u7b97\u5f8c\u767c\u73fe\uff0cBC8-Si\u4e26\u975e\u6c92\u6709\u80fd\u9699\uff0c\u800c\u662f\u80fd\u9699\u975e\u5e38\u5c0f\uff0c\u53ea\u670930 meV\u300230meV\u5c0d\u61c9\u5230\u7684\u5149\u6ce2\u9577\u70ba41\u00b5m\uff0c\u5df2\u7d93\u9032\u5230\u4e2d\u7d05\u5916\u7dda(mid-infrared)\u7684\u7bc4\u570d\uff0c\u80fd\u91cf\u975e\u5e38\u5c0f\u3002\u4f46\u56e0\u70ba\u662f\u76f4\u63a5\u80fd\u9699\uff0c\u56e0\u6b64\u672a\u4f86BC8-Si\u5728\u7d05\u5916\u5149\u6ce2\u6bb5\u80fd\u6d3e\u5f97\u4e0a\u7528\u5834\u3002<\/p>\n<p>\u7814\u7a76\u5718\u968a\u70ba\u4e86\u8b49\u660eBC8-Si\u662f\u80fd\u9699\u8d85\u5c0f\u7684\u534a\u5c0e\u9ad4\u800c\u975e\u91d1\u5c6c\uff0c\u4e5f\u91dd\u5c0d\u5176\u5c0e\u71b1\u6027\u3001\u96fb\u963b\u7387\u53ca\u5149\u5b78\u6027\u8cea\u9032\u884c\u7814\u7a76\uff0c\u90fd\u767c\u73feBC8-Si\u7684\u884c\u70ba\u8207\u534a\u5c0e\u9ad4\u985e\u4f3c\uff0c\u4e0d\u5177\u6709\u91d1\u5c6c\u6027\u8cea\u3002<\/p>\n<p>\u9019\u9805\u7814\u7a76\u4e5f\u544a\u8a34\u6211\u5011\uff0c\u5c31\u7b97\u662f\u5927\u5bb6\u719f\u6089\u7684\u6750\u6599\uff0c\u4e5f\u6703\u56e0\u70ba\u6392\u5217\u65b9\u5f0f\u7684\u4e0d\u540c\u7522\u751f\u5b8c\u5168\u76f8\u53cd\u7684\u6027\u8cea\uff0c\u800c\u77fd\u4e5f\u4e0d\u50c5\u53ea\u6709\u947d\u77f3\u7d50\u69cb\u8ddfBC8-Si\uff0c\u9084\u6709\u5176\u4ed6\u5c1a\u672a\u88ab\u6df1\u5165\u63a2\u8a0e\u7684\u578b\u614b\uff0c\u90a3\u4e9b\u672a\u77e5\u7684\u6027\u8cea\u6216\u8a31\u80fd\u5728\u610f\u60f3\u4e0d\u5230\u7684\u5730\u65b9\u6709\u6240\u61c9\u7528\u3002<\/p>\n<p>\u8ad6\u6587\u4f5c\u8005Haidong
