style=\"color: #008000;\"><strong>\u90a3\u5c31\u662f\u6700\u91cd\u8981\u7684\u5149\u6e90\uff01<\/strong><\/span><\/p>\n<p>\u7528\u5149\u50b3\u8f38\u8cc7\u6599\uff0c\u60f3\u5fc5\u5c31\u9700\u8981\u5149\u6e90\uff0c\u800c\u5149\u6e90\u4f86\u81ea\u534a\u5c0e\u9ad4\u96f7\u5c04\u3002\u77fd\u96d6\u7136\u6709\u6578\u4e0d\u6e05\u7684\u512a\u9ede\u4f46\u56e0\u70ba\u77fd\u662f\u9593\u63a5\u80fd\u9699(indirect band gap)\uff0c\u6240\u4ee5\u5929\u751f\u6c92\u6709\u8fa6\u6cd5\u4f5c\u70ba\u96f7\u5c04\u6750\u6599\uff0c\u73fe\u4eca\u767c\u5c55\u4e2d\u7684\u534a\u5c0e\u9ad4\u96f7\u5c04\u5927\u591a\u70ba\u4e09\u4e94\u65cf\u5316\u5408\u7269\uff0c\u4f8b\u5982InGaAsP\u6216AlGaAs\u7b49\u7b49\uff0c\u9019\u4e9b\u4e09\u4e94\u65cf\u7684\u5316\u5408\u7269\u4e0d\u50c5\u88fd\u5099\u6210\u672c\u9ad8\uff0c\u800c\u4e14\u4e5f\u96e3\u4ee5\u6574\u5408\u9032\u4ee5\u77fd\u70ba\u4e3b\u7684\u534a\u5c0e\u9ad4\u88fd\u7a0b\u4e2d\u3002\u56e0\u6b64\u5982\u4f55\u80fd\u88fd\u9020\u51fa\u4ee5\u56db\u65cf\u5143\u7d20\u70ba\u4e3b\u7684\u96f7\u5c04\u4e00\u76f4\u662f\u56f0\u64fe\u5b78\u754c\u53ca\u696d\u754c\u7684\u5927\u96e3\u984c\u3002<\/p>\n<p>\u70ba\u4e86\u89e3\u6c7a\u9019\u500b\u554f\u984c\uff0c\u4f4d\u65bc\u5fb7\u570bJ\u00fclich's Peter Gr\u00fcnberg Institute\u7684Detlev Gr\u00fctzmacher\u6559\u6388\u7387\u9818\u7684\u5be6\u9a57\u5ba4\u6700\u8fd1\u6210\u529f\u7814\u767c\u51fa\u4e00\u7a2e\u65b0\u578b\u96f7\u5c04\uff0c\u5176\u4e3b\u8981\u6750\u6599\u70ba\u937a(Ge)\u53ca\u932b(Sn)\uff0c\u9019\u5169\u8005\u77fd\u7686\u540c\u70ba\u56db\u65cf\u5143\u7d20\uff0c\u56e0\u6b64\u6bd4\u4e09\u4e94\u65cf\u5316\u5408\u7269\u66f4\u5bb9\u6613\u6574\u5408\u81f3\u77fd\u534a\u5c0e\u9ad4\u88fd\u7a0b\u5de5\u696d\u4e2d\u3002<\/p>\n<p>\u4e4b\u6240\u4ee5\u8aaa\u937a\u8f03\u5bb9\u6613\u8207\u77fd\u6574\u5408\u6b63\u662f\u56e0\u70ba\u5169\u8005\u540c\u70ba\u56db\u65cf\u5143\u7d20\uff0c\u937a\u53ef\u4ee5\u5229\u7528\u5316\u5b78\u6c23\u76f8\u6210\u7a4d(Chemical vapor deposition, CVD)\u7684\u6280\u8853\u5728\u77fd\u6676\u5713\u4e0a\u751f\u9577\uff0c\u4e14\u6676\u683c\u5e38\u6578\u53ca\u71b1\u81a8\u8139\u4fc2\u6578\u4e5f\u6bd4\u8f03\u63a5\u8fd1\uff0c\u800c\u4e09\u4e94\u65cf\u5316\u5408\u7269\u537b\u8981\u5229\u7528\u6676\u5713\u5c0d\u6e96\u53ca\u63a5\u5408(wafer bonding)\u6216\u78ca\u6676\u6280\u8853(epitaxial growth)\u624d\u80fd\u8ddf\u77fd\u6574\u5408\uff0c\u6210\u672c\u9ad8\uff0c\u96e3\u5ea6\u4e5f\u9ad8\u3002\u5c31\u7b97\u5229\u7528\u9019\u4e9b\u6280\u8853\u6210\u529f\u5c07\u4e09\u4e94\u65cf\u5316\u5408\u7269\u6574\u5408\u5230\u77fd\u6676\u5713\u4e0a\uff0c\u4e5f\u5e38\u5e38\u56e0\u70ba\u5169\u8005\u4e4b\u9593\u7684\u71b1\u81a8\u8139\u4fc2\u6578\u5dee\u7570\u592a\u5927\u800c\u6e1b\u4f4e\u96f7\u5c04\u7684\u58fd\u547d\u3002<\/p>\n<p>\u5176\u5be6\u937a\u672c\u8eab\u8ddf\u77fd\u4e00\u6a23\u90fd\u662f\u9593\u63a5\u80fd\u9699\u7121\u6cd5\u767c\u5149\uff0c\u4f46\u5728\u626d\u66f2\u5176\u6676\u683c\u5c0e\u5165\u61c9\u8b8a(strain)\u4e4b\u5f8c\u4fbf\u53ef\u8f49\u70ba\u76f4\u63a5\u80fd\u9699(direct band gap)\uff0c\u76f4\u63a5\u80fd\u9699\u662f\u80fd\u5426\u7522\u751f\u96f7\u5c04\u7684\u6700\u91cd\u8981\u95dc\u9375\u3002Detlev Gr\u00fctzmacher\u6559\u6388\u4fbf\u662f\u5c07\u932b\u53c3\u96dc\u9032\u937a\u4e2d\uff0c\u4f7f\u937a\u8f49\u6210\u76f4\u63a5\u80fd\u9699\uff0c\u7531\u65bc\u540c\u6a23\u90fd\u662f\u56db\u65cf\u5143\u7d20\uff0c\u56e0\u6b64\u932b\u5728\u937a\u4e2d\u7684\u6fc3\u5ea6\u53ef\u4ee5\u9ad8\u905412.5%\u3002\u4e3b\u8981\u9032\u884c\u5be6\u9a57\u7684\u535a\u58eb\u751fRichard Geiger\u8868\u793a\uff1a\u300c\u6709\u80fd\u529b\u5c07\u8d85\u904e10%\u932b\u53c3\u96dc\u9032\u937a\u4e2d\u4e14\u540c\u6642\u4fdd\u6301\u937a\u7684\u5149\u5b78\u7279\u6027\uff0c\u6211\u5011\u662f\u4e16\u754c\u4e0a\u7b2c\u4e00\u500b\u3002\u300d\u9019\u9805\u7814\u7a76\u4e5f\u88ab\u520a\u767b\u5728\u77e5\u540d\u671f\u520a<em>Nature Photonics<\/em>\u4e0a\u4e26\u7372\u5f97\u300aPhys.org\u300b\u7db2\u7ad9\u5831\u5c0e\u3002\u96d6\u7136\u9019\u9805\u7814\u7a76\u76f8\u7576\u5177\u7a81\u7834\u6027\uff0c\u4f46\u76ee\u524d\u7684\u96f7\u5c04\u6e2c\u91cf\u53ea\u662f\u572890K\u7684\u4f4e\u6eab\u4e0b\u9032\u884c\uff0c\u9019\u6b3e\u65b0\u578b\u96f7\u5c04\u9084\u6c92\u6709\u8fa6\u6cd5\u5728\u5ba4\u6eab\u6b63\u5e38\u904b\u4f5c\u3002\u6b64\u5916\uff0c\u8981\u5c07\u96f7\u5c04\u61c9\u7528\u5728\u8a0a\u865f\u50b3\u8f38\u5fc5\u9808\u4ef0\u8cf4\u96fb\u6fc0\u767c(electrically pumping)\uff0c\u76ee\u524d\u9019\u6b3e\u96f7\u5c04\u4e5f\u53ea\u5728\u5149\u6fc0\u767c(optically
